Yaroshenko // Semiconductor physics, quantum electronics & optoelectronics. - 2015. - Vol. 18, № 1. - С. 101-105. - Режим доступу: http://nbuv.gov.ua/UJRN/MSMW_2015_18_1_20 A surface-barrier structure with the transparent p-Cu1,8S component was used to make thin-film polycrystalline n-CdTe-based solar converters. Cadmium telluride was grown on CdSe substrates using the quasi-closed volume technique through a graded-gap CdSexTe1-x interlayer. A multilayer p-Cu1,8S/n-CdTe/n-CdSe/Mo structure was prepared. It makes it possible to increase the degree of structural perfection of thin photosensitive n-CdTe layers without application of additional high-temperature treatments, as well as to obtain an ohmic back contact without some additional doping of CdTe. The quantum efficiency spectra and critical parameters of solar converters have been presented. The prospects for application of polycrystalline n-CdTe in solar power engineering have been discussed.

Маzin // Semiconductor physics, quantum electronics & optoelectronics. - 2016. - Vol. 19, № 2. - С. 197-200. - Режим доступу: http://nbuv.gov.ua/UJRN/MSMW_2016_19_2_13 A p-ZnTe/n-CdSe heterojunction was used for making polycrystalline ZnTe-based UV sensors. The heteropair components have the same crystal structure and close lattice parameters. ZnTe and CdSe were grown using thermal evaporation and quasiclosed space condensation. A transparent current collecting electrode for the surface-barrier structure of p-ZnTe/n-CdSe heterojunction was made of degenerate p-Cu1,8S. Surface relief of ZnTe grown on different substrates was studied with scanning atomic force microscopy. The energy band offset diagrams of heterojunction are built and photosensitivity spectra are presented.

Yaroshenko // Semiconductor physics, quantum electronics & optoelectronics. - 2017. - Vol. 20, № 3. - С. 335-339. - Режим доступу: http://nbuv.gov.ua/UJRN/MSMW_2017_20_3_11 Deposition of special thin layers with high and low resistance in space charge region of surface barrier photoconverters based on the p-Cu1,8S/-CdS structure leads to a sufficient increase in photosensitivity and decrease in dark tunneling-recombination current. Highly efficient and stable polycrystalline photoconverters of ultraviolet radiation based on polycrystalline CdS have been obtained. Electrical and photoelectric properties have been investigated, and the main operational parameters of ultraviolet sensors have been adduced. The reasons for high stability of the parameters inherent to the p-Cu1,8S/-CdS sensors are as follows: the absence of impurity components additionally doped to the barrier structure and stability of the photocurrent photoemission component.
